The "Eleventh Five-Year" National 863 Program, a major project in the field of new materials technology, "Semiconductor Lighting Engineering" subject "Deep Ultraviolet LED Preparation and Application Technology Research" has made important breakthroughs in the research of high aluminum component materials and device applications.

Semiconductor deep ultraviolet light sources have great application value in the fields of lighting, sterilization, medical treatment, printing, biochemical testing, high-density information storage and confidential communication. The deep ultraviolet LED with AlGaN material as the active area can cover the 210-365nm ultraviolet band. It is an ideal material for realizing deep ultraviolet LED device products in this band. It has advantages that other traditional ultraviolet light sources cannot match.

With the support of the National 863 Program, the research team focused on the research of deep ultraviolet LED materials and devices based on MOCVD, focusing on solving surface cracks, poor crystal quality, low aluminum composition, and the inability to achieve short-wavelength light emission and structural materials. With regard to design and other issues, breakthroughs have been made in some key technologies, and a high-aluminum component material with high crystal quality and no cracks has been obtained. On this basis, the subject successfully prepared a deep-ultraviolet LED device below 300nm in China for the first time in China, achieved milliwatt-level power output of the device, and developed a deep-ultraviolet sterilization module, with a sterilization rate of over 95% after testing.
